I thought Zant from Zelda: Twilight Princess was really scary until I had to fight him. Then he freaked completely out in the cutscene before the fight, and threw a fit, and just wasn't so scary anymore. It was sort of anticlimatic and disappointing in that sense.
Another character from another game that I haven't even played and don't think I'll dare touch without someone holding my hand is that guy in the diving suit thingy from Bioshock. :U

When I was younger, the robo-pirates scared the living daylights out of me. I shrieked when one jumped out of the bushes. But now... Who scares me? That's right, the big-mouthed greenbottle himself. Yee.
